Spin-orbit coupling in bulk GaAs

چکیده
We study the spin-orbit coupling in the whole Brillouin zone for GaAs using both the spsd and sps nearest-neighbor tight-binding models. In the Γ-valley, the spin splitting obtained is in good agreement with experimental data. We then further explicitly present the coefficients of the spin splitting in GaAs L and X valleys. These results are important to the realization of spintronic device and the investigation of spin dynamics far away from equilibrium.

Tunneling anisotropic magnetoresistance in Fe/GaAs/Au junctions: orbital effects
We report experiments on epitaxially grown Fe/GaAs/Au tunnel junctions demonstrating that the tunneling anisotropic magnetoresistance (TAMR) effect can be controlled by a magnetic field. Theoretical modelling shows that the interplay of the orbital effects of a magnetic field and the Dresselhaus spin-orbit coupling in the GaAs barrier leads to an independent contribution to the TAMR effect with...
متن کاملTheory of spin hall conductivity in n-doped GaAs.
We develop a theory of extrinsic spin currents in semiconductors, resulting from spin-orbit coupling at charged scatterers, which leads to skew-scattering and side-jump contributions to the spin-Hall conductivity. Applying the theory to bulk n-GaAs, without any free parameters, we find spin currents that are in reasonable agreement with experiments by Kato et al. [Science 306, 1910 (2004)].
متن کاملEnhanced spin–orbit coupling in core/shell nanowires
The spin-orbit coupling (SOC) in semiconductors is strongly influenced by structural asymmetries, as prominently observed in bulk crystal structures that lack inversion symmetry. Here we study an additional effect on the SOC: the asymmetry induced by the large interface area between a nanowire core and its surrounding shell. Our experiments on purely wurtzite GaAs/AlGaAs core/shell nanowires de...
متن کاملQuenching of dynamic nuclear polarization by spin–orbit coupling in GaAs quantum dots
The central-spin problem is a widely studied model of quantum decoherence. Dynamic nuclear polarization occurs in central-spin systems when electronic angular momentum is transferred to nuclear spins and is exploited in quantum information processing for coherent spin manipulation. However, the mechanisms limiting this process remain only partially understood. Here we show that spin-orbit coupl...
متن کاملSpin Transport in Nanowires
We study high-field spin transport of electrons in a quasi one-dimensional channel of a GaAs gate controlled spin interferometer (SPINFET) using a semiclassical formalism (spin density matrix evolution coupled with Boltzmann transport equation). Spin dephasing (or depolarization) is predominantly caused by D’yakonov-Perel’ relaxation associated with momentum dependent spin orbit coupling effect...
